The earliest LED light source made using the semiconductor P-N junction luminescence principle was introduced in the early 1960s. The material used at that time was GaAsP, emitting red light( λ P=650nm), with a driving current of 20 milliamperes, the luminous flux is only a few thousandths of lumens, and the corresponding luminous efficiency is about 0.1 lumens/watt.
In the mid-1970s, elements In and N were introduced to produce green light in LEDs( λ P=555nm), yellow light( λ P=590nm) and orange light( λ P=610nm), and the light efficiency is also increased to 1 lumen/watt.
In the early 1980s, GaAlAs LED light sources emerged, resulting in a red LED light efficiency of 10 lumens per watt.
In the early 1990s, the successful development of two new materials, GaAlInP emitting red and yellow light and GaInN emitting green and blue light, greatly improved the light efficiency of LEDs. In 2000, the LEDs made from the former were in the red and orange areas( λ The light efficiency of p=615nm reaches 100 lumens/watt, and the LED produced by the latter is in the green area( λ The light efficiency of p=530nm can reach 50 lumens/watt.
